Abstract

An original tool for parameter extraction of PSpice models has been released, enabling a simple parameter identification. A physics-based IGBT model is used to demonstrate that the optimization tool is capable of generating a set of parameters which predicts the steady-state and switching behavior of two IGBT modules rated at 1.7 kV / 1 kA and 1.7 kV / 1.4kA.
